Holy shit in RE4 after you kill the first one and you get out of the med bay, the halls are dead silent and all you can hear are its fucked up breathing...
Then you go to kill it, blow off both its legs, an arm and its head, and it still jumps up and fucks up your neck! Those things are definitely scary, too bad for me on my re-play of RE4 I just got to the island
The only thing other than that which I can thing of at the moment are the black headcrabs from Half Life. Scary as hell, they always keep me on edge.

Dude, the assassins in Morrowind are scary when they show up. I slept in an inn, and I woke up only an hour later to “a loud noise”. I tried to sleep again, but it said I can’t when there are enemies around. I went out in the hallway and opened another door and the assassin came out stabbin' at me. Then, we fought and fought and fought down the stairs, and the people in the bar downstairs watched us fight, and I killed him, and it said,“An attempt has been made on your life, you should report it to a guard."
I think I might sleep with a light on tonight.
